Automatic Dicing Saw 600 Series
The 600 Series automatic dicing saws perform package singulation with custom jigs matched perfectly to the package substrate. The substrate is held in place by a vacuum, thereby eliminating tape costs. After singulation, a special function ejects substrate waste from the dicer efficiently and effectively.

Placement of the workpiece on the chuck table is performed manually, but workpiece alignment is automatic. An optional mechanical spindle supports multi-blade processing for even higher throughput.
